- Abstract
- 본 발명에 따른 질화물계 발광다이오드 제조방법은, 질화물계 반도체 층의 TCO층 표면에 IZO층을 증착하는 단계; 질화물계 반도체 층의 상부에 산화아연을 나노물을 형성하기 위하여 표면처리하는 단계; 및 표면처리된 반도체 층의 표면에 산화아연으로 이루어진 나노물질을 형성하는 단계를 포함하여, Seed 층 없이 높은 밀도의 ZnO 나노구조를 성장할 수 있는 효과가 있고, 또한 90도 이하의 낮은 온도에서 ZnO 나노구조를 성장하므로 LED 열 충격 없이 성장이 가능하여 발광다이오드의 광 추출 효율을 증가시킬 수 있는 효과가 있다.
