- 실시 예는 반도체 시료에 상기 반도체 시료의 밴드갭 이상의 에너지를 갖는 여기광을 조사하는 여기광원; 100GHz 내지 1THz의 광을 생성하는 광원; 상기 광을 가우시안 빔으로 변조하는 제1 안테나; 상기 가우시안 빔을 상기 반도체 시료에서 상기 여기광이 조사된 영역으로 제공하는 미러부; 상기 미러부를 통과한 가우시안 빔이 통과하며 상기 가우시안 빔의 왜곡을 감소시키는 제2 안테나; 및 상기 제2 안테나를 통과한 상기 가우시안 빔의 강도를 검출하는 검출부;를 포함하는 준광학 밀리미터 및 테라헤르츠파를 이용한 반도체 캐리어 수명 측정 장치를 개시한다.
