- Abstract
- 본 발명은 저압 화학기상증착방법(LPCVD법)을 이용한 단일층의 육방정계 질화붕소(Hexagonal boron nitride; h-BN)의 제조방법과, 상기 h-BN으로부터 기판을 회수하는 방법에 관한 것으로서, 보다 상세하게는 LPCVD법을 이용하여 기판 상의 대면적을 덮을 수 있는 고성능 단일층의 h-BN을 합성할 수 있으며, 전기화학적 버블링 방법을 통해 기판 상에 형성된 h-BN층을 임의의 다른 기판 상으로 옮길 수 있어 기판을 재활용하여 사용할 수 있다. 상기 고성능 단일층의 h-BN은 자외선보다 더 짧은 자외선(deep UV) 광전자 소자를 개발하기 위해 유용한 소재로 사용될 수 있다.
